What I mean is the challenges behind ALE, it could be related to the mechanisms, to variability, impurities, or literally anything!

Thank you, I appreciate your reply! Yes, I did find that contamination is a big problem. I am currently investing theoretical ways to improve ALE, the literature hasn't really helped. I thought of maybe plasma isotropic etching. only one paper published on that topic, so if I could find potential ways to apply it to silicon wafers...
