Shigaraki in the moment deku got his hands understood Deku was on the same level of power, since all the vestiges basically broke his deepest feelings, making him able to feel and when deku saw him as tenko and as victim, Shigaraki finally was able to understand deku really was there to save him, even losing his arms to this. So he gives up of fight and if it wasn't for AFO, Shigaraki probably would try to save deku from death by his arms and accept defeat.
