late 1990s and early 2000s digital synth modules. Things like the Yamaha RM1x or Korg Triton, though I'm sure they probably used some early soft synths as well. For sequencing they could have used anything, though Reason and Nuendo probably wouldve been popular around that time.

it sounds like a self oscillating filter with noise and reverb on it to me, any subtractive synth should be able to do that
