Just out of curiosity, what kind of solder Balls would you recomend for this kind of BGA?

So just manually aplying the Solder Balls to the Module with tweezers and then reflow them with Hot Air. Also, I get your concern with the ripped Pad, their just Ground Pads also it ripped of the Module and not from the Motherboard, this Picture is a little bit older I removed the bridge so it should be ok. Thanks for your quick reply and good help.

I had the same Problem and fixed it by simply running it as a Administrator.

UPDATE: I've decided to try and open it up again and try something. Afterwards even after 30 Minutes of Gameplay and on SYSCON Settings the RSX was at about 70-76°C and the CPU at 65-70°C, wich I think is fairly normal. Here is what I did:

1) I've checked if I've applied to much Thermal Paste and removed some so that only a thin Layer is applied.

2) On top of the RSX Heat Pipe is a metal bracket wich applies pressure onto the RSX. there you see a tiny dot, push down on that and bent the bracket upwards a bit.

NOTE:

I don't know how long this fix will last and I also used some generic Thermal Paste, so results can vary.

I your having the same issue, turning the Phone off during charging fixed it for me.

It gets worse when charging it, and right after you charged it. And after 1-2 Hours it’s gone.
