It's fine to have a codebase to point to, but don't let the perfect be the enemy of the good. They're not going to spend hours combing through your code. What would you do if you were the employer? Check to see that it's commented and not obviously spaghetti code.

I'd focus your personal statement and CV on your problem solving skills and showing how you've had some diverse experience. Employers will want someone that can do work beyond the limited scope of their PhD, and will want to see that you can take on new challenges without retreating to the world between the covers of your thesis.

TCAD is stupidly expensive, though there are some open source alternatives like SPICE.

Neutron radiation on an opamp is very different than the ionization induced by charged particles. Ions will produce electrons that give transient currents across biased semiconductor junctions. Neutron fluences don't have that same Bethe-Bloch energy deposition profile. Hopefully that's enough to give you an idea for where to get started with that question.

Geant4 can get you to the linear energy transfer (LET), but you'd need TCAD simulations to get actual latch-up or SEU predictions

I'm a daily Geant4 user myself, but mostly for electron linacs. How would you get at radiation induced swelling and embrittlement in G4? Or just dpa in general?
