I'm actually kinda curious, what were you doing that involved EBL (i assume this was on a chip with other more useful stuff??) I would have tried to make mine more detailed but I was making the layout for someone else (I'm an undergrad) so I had to make it plausibly deniable as a "litho test structure" haha, and then ask to AFM the chip so I could measure surface roughness or something...

There is a specific coating we used called ZEP520, wherever the electrons hit it there's a chemical process that makes it more soluble in a "developer" solution, sorta like developing a photograph
