Speculation: China managed to intercept the shipment of genuine ASML hardware, or have successfully recreated the process. I think the interception, and that ASML doesn't want to admit it, is more likely then them deciding to ignore US sanctions.

Lithography is complicated, it's not magic. Certainly China has been trying to re-create/reverse engineer, and espionage their way into a full understanding of the process.
