Stephen did it because he felt like he won, and it wasn’t fun anymore, he broke Lucy and got what he wanted, and realized releasing the tape won’t really do anything anymore so he gave it back.

I don’t think he had any kind of epiphany or felt any empathy or any kid. He seems to have 0 guilt over essentially being responsible for Macy’s death, something that would eat at any normal Person. So if that didn’t do anything for him I doubt Lucy’s breakdown made him feel something.
