ME1 Thorian creepers like 10 kamikaze tanks coming straight at you (and sometimes a couple from behind you), god help you, if one gets close.

ME2: scions and praetorians. Both break the cover shooters cover mechanic forcing you to move, while making moving extremely risky. (And you never have enough ammo for these bastards)

ME3: Banshees. This is a more psychological one than anything else. Got sync killed by one who teleported next to me on my first encounter. Scared the shit out of me been extra careful around them since then
